Nusxa ochiltirilgandan so&#8217;ng unga kimyoviy ishlov beriladi, natijada sirt bosma va probel (oraliq) elementlarga bo&#8217;linadi. Hozirgi vaqtda Fotolitografiya kamdan-kam ishlatiladi; 2) fotorezist (yorug&#8217;sezgir polimer qatlam) lardagi maxsus fotografik jarayon. Fotolitografiyadan massad fotorezist qatlamida berilgan konfigurasiya (shakl)dagi &#171;teshik&#187; hosil qilib, shu teshik orqali oksidlangan pardali yarimo&#8217;tkazgichli plastinaga xurushlash moddasi keltirishdir. Bunday &#171;teshik&#187;lar fotorezistni ultrabinafsha nurlanish oqimida yoki elektronlar oqimida ma&#8217;lum vaqt qoldirib hosil qilinadi. Natijada xurushlash moddasi erish xususiyatini yo&#8217;qotadi (negativ fotorezist) yoki erish xususiyatiga ega bo&#8217;lib qoladi (pozitiv fotorezist).
